EL spectra measured at 4 K using increasing injection current at 1 kHz, 50% duty cycle. The inset shows the de-convoluted spectra at 150 mA revealing three Gaussian peaks with peak emission energies which correspond to radiative recombination from e-hh1, e-lh1, and also InAs band-band recombination.
